Theoretical survey of varactor diode behaviour in MMIC

Abstract [en]

The goal of this work was to establish a theoretical description of the physical phenomena that characterise the behaviour of different diodes in MMIC that are used as variable reactance. The diode characteristics is analysed with the static version of Maxwell’s equation, i.e. Poisson’s equation. The concepts of semiconductor physics are introduced in order to describe the junctions and the carrier transports in the diodes. Different semiconductor transistor techniques are reviewed in order to understand the thought behind the different material and doping choices. Simulations using the Agilent ADS2001 program are carried out to examine the behaviour of varactors realised in the HBT, MESFET, and pHEMT techniques.
